    Abstract: 本文以現地實測方式介紹利用外氣空調箱(MAU, Make-up Air Unit)的空氣水洗機(Air Washer)將影響晶圓半導體廠製程良率的氣態分子污染物(AMC, Airborne Molecular Contaminant)中之氨氣加以去除,調整水洗機的循環水量、水溫及水質(導電度)藉以觀察空氣水洗機去除氨氣的效能。
    經過本實驗結果得知在中部科學園區,空氣氨氣濃度在10~49ppb間的環境條件中,得到空氣水洗機在循環水量250LPM、循環水溫12℃、導電度小於15μs/cm時,MAU的出口氨氣濃度可控制於6.5ppb以下;當循環水量為500LPM、水溫控制於12℃、導電度小於10μs/cm時,MAU出口氨氣平均濃度可控制於2.4ppb,相同條件下循環水溫於14℃時,出口氨氣平均濃度可控制於2.8ppb。
    循環水量對水洗機的氨氣去除效率影響較水溫明顯,高循環水量去除效率及出口濃度優於低循環水量,而循環水量與出口濃度間之變化為非線性關係。
